     Try SPI Semiconductor Inc. ( http://www.spisemi.com/index.html ;
phone: 818-349-4495).  They seem to have a bunch of 514400 1Mx4
DRAMs in stock.

     Be sure to specify package type-- e.g. 300mil DIP package (for
an 'old computer board'). For speed, anything at 80ns or better
seems okay.
